Abstract
In this work, we propose a new concept for atomically thin p – n junction with a natural Ohmic contact based on the Ca 2 N/Na 2 N donor–acceptor heterostructure, where Ca 2 N and Na 2 N monolayers act as n - and p -type regions, respectively, and the interlayer vacuum plays the role of the depletion region.
