Schottky-Contact Hybrid Phototransistors With Bidirectional Photoresponses for Ultraviolet and Infrared Light Differentiating

Abstract

Bidirectional photoresponses (BPR) are significant, yet rare in conventional optoelectronic systems. In this letter, we achieve BPR in the inorganic-organic semiconductors hybrid phototransistors (HPTs) by introducing Schottky contact at metal-semiconductor interfaces. The Schottky contact enables the HPTs with distinguishable positive and negative photoresponses to ultraviolet and near-infrared light, respectively, capable of differentiating incident light wavelengths. Our results provide an efficient solution to achieve BPR, promising for wavelength differentiating and advanced optoelectronic sensors.
