A High-Speed 390GHz BPOOK Transmitter in 28nm CMOS

Abstract

This paper presents a 390GHz transmitter in 28nm bulk CMOS employing the spectrally efficient binary-phase on-off keying (BPOOK) modulation. A novel switch-based modulator is proposed, enabling high-speed OOK, BPSK and BPOOK modulation at 130GHz. The modulated signal is amplified by a three-stage power amplifier and converted to 390GHz by a frequency tripler. The transmitter achieves an output power of -5.4dBm at 390GHz with a power consumption of 114mW. A maximum data rate of 28Gb/s is achieved with BPOOK and 18Gb/s with OOK and BPSK modulation.
