A high-performance photodetector based on small-bundled single-wall carbon nanotube film/silicon heterojunctions

Abstract
A single-wall carbon nanotube/Si heterojunction photodetector fabricated using a small-bundled SWCNT film with a carbon-welding structure at tube/tube junctions shows a high responsivity ( R ) of 0.43 A W −1 and high detectability ( D *) of 4.2 × 10 13 Jones.
