Performance Analysis and Optimization of Under-Gate Dielectric Modulated Junctionless FinFET Biosensor

Abstract

In this work Junctionless (JL) FinFET is designed to operate as an Under Gate (UG) Dielectric Modulated (DM) biosensor for the detection of various biomolecules- Streptavidin, Biotin, APTES, Zein and Keratin. A significant change in various electrical parameters like surface potential, threshold voltage, drain current, transconductance and output conductance has been obtained due to change in effective dielectric constant of the device on introduction of biomolecules. Different parameters like height, thickness and doping of the fin are also varied to predict an optimum design for the biosensor. The designed UG DM JL FinFET biosensor is also compared with JL nanowire FET for threshold voltage-based sensing. The results depict that JL FinFET biosensor exhibits better sensitivity as compared to JL nanowire FET biosensor.
